Wolfspeed said that its E series is the first 900 volt silicon carbide metal oxide semiconductor field effect transistor (MOSFET) and diode commercial series products, which meet the AEC-Q101 certification and production part approval procedure (PPAP) for automobiles, adapt to the high humidity environment, and also meet the automobile quality standards, which is both reliable and corrosion resistant.

E-series silicon carbide MOSFET adopts Wolfspeed's third generation solid plane technology, which has been verified in the field for more than 100 billion hours. The 900 V MOSFET of E system has the lowest switching loss and the highest quality factor in the industry. For electric vehicle battery chargers and high-voltage DC to DC converters, the 900 V MOSFET of E system has been optimized, and the reference design of Wolfspeed's 6.6 kW directional vehicle charger has also been adopted.
Its hybrid PIN Schottky diode (MPS) provides high reliability for vehicle power conversion systems and solar inverters, and is a supplement to Wolfspeed's existing 650 volt silicon carbide diode product series that meets AEC-Q101 standards. The diode blocks up to 1200 volts and has a rated current of up to 20 amps at temperatures up to 175 degrees Celsius. The reference design includes a 20kW two-level AFE and DC-DC converter for the off vehicle charger. Compared with the existing three-level Vienna rectifier, the power consumption is reduced by more than 30%.
